Do you have any statistics concerning the components failure rate development from the early MIL-HDBK-217 and up to the last version of the handbook (version F)?

The databases that were used in each of the updates to MIL-HDBK-217 are listed in the back of each handbook in appendix C. The techinical reports for the models are stated in these appendixes and within these reports the failure data are listed based on the model that is being developed. At the Reliability Analysis Center, we have databases of 70,000 device records, 25,000 test records and 15,000 failure mode records. Many of these data sources were used in the development of some of the MIL-HDBK-217 models.
